Abstract - The VWA 5000042 AA is a 3 Stages analog High Power MMIC amplifier operating in the frequency range 8 to 12GHz. The device is a cascaded 3 stages amplifier designed in 0.25μm pHEMT process. The device is capable of 12W output power at Psat, and provides 25dB of large gain from 8 to 12 GHz with less than 1dB of Gain variation. The design has been optimized to provide high efficiency, supply current is 4.5A with Vdd=+8.5V, when delivering 12W output power. S2P file can be provided for system design simulation. GDSII file is also available for mechanical design.
Abstract - The VWA 5000059 AA is a 2 Stages analog High Power MMIC operating in the frequency range from 7.5 GHz to 11.5Ghz. The device is a 2 stages cascaded amplifier designed in 0.25μm pHEMT process. The device is capable of more than +40dBm saturated output power, and provides 25dB of small signal gain from 7.5GHz to 11.5GHz with less than +/- 1.5dB of gain variation. The design has been optimized to provide high efficiency, supply current is as low as 3.2A with +8V supply voltage, when delivering +40dBm output power.
Abstract - The VWA5000088AA is a Microwave Monolithic Integrated Circuit (MMIC) designed in pHEMT structure for operating frequency range from 8.5 – 10.5GHz. The MMIC is developed on 250nm GaN/SiC High Electron Mobility Transistor process and is internally matched through 50 Ohms RF accesses. It can provide an output power up to 40W and associated power added efficiency of 37% in pulsed mode.
